This technical report discusses the development and performance of two-phase micropillar evaporators designed to enhance cooling for next-generation GPU servers. The document outlines the challenges posed by increasing power densities in data centers due to advancements in AI technologies, emphasizing the need for effective thermal management solutions. It details the capabilities of two-phase direct-to-chip cooling, which utilizes liquid-vapor phase-change heat transfer to achieve superior thermal performance. The report presents the Direct-to-Chip Evaporative Cooler (DCEC) and the MR250 coolant distribution unit (CDU), highlighting their combined potential to maintain GPU case temperatures below 68 °C under high thermal loads. The analysis includes performance metrics of an 8-way GPU server cooled by the DCEC and MR250 CDU, demonstrating energy-saving opportunities and the ability to accommodate future processors with higher heat fluxes. The findings suggest that this innovative cooling solution can meet the escalating demands of advanced AI servers effectively.
